Photorec.

Make sure you use XBPartitioner 1.1 or later when you reformat the drive.

Unlock the drive - but make sure you have a method for relocking it. For a softmod you need a backup of the eeprom, plus xboxhdm. Alternatively you could hotswap to unlock it. Once it's unlocked, connect it to your PC, then run Photorec. If you're hotswapping you'll need to keep the disk powered up while your PC is booting, so it doesn't relock again.

Photorec allows you to recover individual files, but I don't think it's possible to recover the directory structure.

Also, it might not be able to recover all of the files, so don't build up your hopes. This is particularly true if you kept on writing files to the disk after the 250Gb limit was reached.
